采用环氧灌封胶,具有收缩率小、绝缘耐热性好、耐腐蚀、机械强度高、价格低、操作性好等特点,但环氧树脂灌封胶在固化时会释放大量热量,且具有一定的内应力,易开裂,耐温冲差,固化后弹性不足,易使电子设备受力不足,工作时器件会膨胀,受压影响容易损坏。在0.3w/m.K至0.6w/m.K至0.6w/m.K均较低。

硅酮导热灌封胶的使用方法。

所需材料和工具

二组份有机硅导热灌封胶(A组分硅胶和B组份固化剂).计量混合容器(塑料、玻璃等).保护手套.电子称量(要求精确至0.1g).真空机(不需或可)。

步骤:

1.称重硅胶和固化剂按正确比例(重量比)正确计算,如果计量混合比有较大误差,产品特性不能很好地显示。

2.混合均匀的硅胶与固化剂混合后,将A组硅胶和B组份固化剂混合,搅拌均匀,加入比例较小的部分,搅拌均匀。在搅拌的时候要朝一个方向搅拌,不能太快,搅拌3分钟左右。把容器底、壁等全部搅拌均匀。若不搅拌均匀,则会出现后期不加硫的现象。混合器的体积是混合物的3倍。

抽真空排泡机充分搅匀后,迅速移至真空箱中去除泡沫,搅拌时卷入的气泡将使液面上升,气泡破了后液面又会下降。根据胶的粘度和产品要求(通常是:2~4分钟),真空度和抽时间。如无真空机,可顺时针方向搅拌2~3分钟,混合后加入胶水5~20分钟自动脱泡。

4.灌封剂待胶固化,注意不要让胶水渗入气泡。在沿壳体内壁向下流动之后,让胶水液面缓慢上升,尽量不要覆盖内部空气。物料注入后,固化至规定的固化温度。
